Moya, the 1998 champion, was simply overpowered by Nadal and quickly slipped to defeat after a tight first set.
The 30-year-old began confidently holding his opening service game with an ace but was always under huge pressure having to save break points in the third game before being broken in the fifth.
Moya broke back immediately with a cross court passing shot after a surprisingly poor drop shot attempt from the younger Majorcan.
But Nadal quickly made amends for the unusual error breaking again in the seventh game this time holding serve to cement the break.
The first love service game of the match went the way of Moya but it was not enough to stop Nadal as the 21-year-old also held to love to take the first set.
Moya was guilty of a lapse in concentration early in the second set having to fight hard to hold in the opening game after being a little casual in the opening points.
But Nadal, who is bidding to become the first man to win three consecutive Roland Garros titles since Bjorn Borg in 1980, did not waste his next opportunity which came in the third game and duly broke to take the lead.
Moya appeared to have little in response but managed to hold on until the ninth game when Nadal broke to take the second set racing up to guide a drop shot down the line on the backhand side.
The third set was little more than a formality as Nadal raced away breaking in the second, fourth and sixth games to stop Moya from getting on the scoreboard.
"The match was better for me than it was for him, that's for sure," said Nadal who faces Serbian dangerman Novak Djokovic in Friday's semi-final. "I'm very happy because I'm playing better here than last year."
For Moya, who once presented a 12-year-old Nadal with trophy at a junior tournament, it was a chastening experience.
"I didn't play my best tennis today. I could not play my game at all," Moya said. "He was playing very deep, very high. It bounces with such spin that it's difficult to attack him."
"I don't see too many players who can take a set off him. Of course Federer is one and Djokovic. I don't know if (Djokovic) can beat him but he has a chance."
