Number 21 seed Gasquet will face Novak Djokovic in the semi-finals on Friday in what is his third appearance in the last four of a Grand Slam event - he lost to Roger Federer in the 2007 Wimbledon semi-finals and Rafael Nadal at the 2013 US Open.
"It was tough and I made some mistakes," said Gasquet. "He had big confidence after Paris and I had to fight. I really wanted to win."
He sealed the win on his third match point after the Swiss fourth seed Wawrinka knocked a backhand long having recovered to 30-40 behind on his own serve trailing 10-9.
Gasquet had served for the match at 5-3 in the final set only for Wawrinka to break back as he kept alive his hopes of back-to-back titles at Roland Garros and the All England club.
But he could not find a way through Gasquet despite having a break point at 9-9 that he could not convert.
Gasquet will need to produce one of the greatest upsets in the history of the sport if he is to reach his first Grand Slam final.
He has beaten Djokovic only once in 13 meetings - on a hard court in 2007 - with Djokovic's last win coming in the last 16 of the French Open last month.

Both men were error-strewn in the opening two sets before Wawrinka broke Gasquet in the fourth game of the third set on his way to a 2-1 lead with some booming backhand bullets.
But Gasquet, a Grand Slam winner as a junior, responded strongly to break Wawrinka leading 5-4 with his opponent throwing in his first double fault at the worst moment of the afternoon and early evening.
The fifth set lasted 84 minutes and swung one way and the other before Gasquet finally secured his thrilling progress.
