Resuming 10-6 clear, the Welshman produced fine runs of 101, 83 and 72 on his way to winning three of the final four frames of the match.
The two-times world champion - who won the event in 2000 and 2003 - will meet Ali Carter in the quarter-finals with the first of their three sessions starting at 2:30pm on Wednesday.
Williams reached the semi-finals in 2011, losing 17-14 to John Higgins, but has struggled to find his old form before a dramatic turnaround this season in which he has won two rankings events at the Northern Ireland Open and German Masters in rising to world number seven.
Judd Trump booked his place in the quarter-finals earlier on Monday with a 13-9 win over Ricky Walden. While 2016 finalist Ding Junhui collected the frame he needed resuming overnight to complete a 13-4 win over Anthony McGill.
